The properties of an AlGaN/GaN superlattice (SL) relevant to microwave source feasibility were analyzed. It was shown that the dynamic properties of the SL depend on the conduction-band profile as determined by the conduction band offset. The miniband width was calculated as functions of the Al composition and layer thickness. It was also shown that the short-period AlGaN/GaN/GaN Sl could provide conditions for the anharmonic electron oscillations at integer multiples of the fundamental Bloch frequency.
